[Invited Talk] Development of AlInAs APD in Optical Communications System

Abstract(in English) AlInAs APDs have superior performance than InP APDs in principle. We make an AlInAs avalanche photodiode (APD) practicable in optical communications systems in the last decade. The practicalized AlInAs APD is a highly reliable planar structure, but guardring-free. In this paper, we present concept of developing the guardring-free planar AlInAs APD, and recent research for 100Gb/s receivers.
