Current-injection two-color lasing at room temperature using a GaAs/AlGaAs coupled multilayer cavity fabricated by wafer bonding

Abstract(in English) We have investigated a novel kind of surface-emitting THz device based on a GaAs/AlGaAs coupled multilayer cavity, in which it is possible to perform current-injection two-color lasing and its difference-frequency generation in the THz region. In this report, we demonstrate the prototype devices using the coupled multilayer cavity fabricated by direct bonding of two epitaxial wafers. The devices have successfully showed near-infrared two-color lasing by pulsed current injection at room temperature. Simultaneous two-color lasing in the device was studied by measuring sum-frequency generation signal using a BBO crystal and time-resolved measurements were also carried out using a streak scope system.
