Enhancement of Light Emission Using Silicon P-I-N Structures

Abstract(in English) We investigated the electroluminescence (EL) intensities of silicon p-i-n and p-n structures. We observed a clear difference between high and low EL emission, where the high EL intensity was approximately 20 times the low intensity. The highly efficient structure has a thin depletion layer and high alkali metal doping such as the Na and the K, which dominant to light emission via TO phonon transition. We considered that EL emission assisted in the enhancement of the TO phonon transition caused by the alkali metal.
