Wide Bandwidth and High Responsivity Operation of InP-based Photodetector Monolithically Integrated with 90° Hybrid to Realize Over 400 Gbps Coherent Transmission Systems

Abstract(in English) In order to realize over 400 Gbps coherent transmission systems, wide bandwidth and high responsivity operation of integrated photodetectors for 64 GBaud compact coherent receivers are required. By adopting low doped n-InP buffer layer ($N_{D} < 1×10^{17} cm^{-3}$), we demonstrated a wide 3 dB bandwidth of more than 46 GHz under high optical input power condition and a high responsivity of more than 0.130 A/W over the C-band in the InP-based photodetector monolithically integrated with the 90° hybrid through the butt-joint regrowth process. 64 GBaud compact coherent receivers were also realized by using this monolithically integrated photodetector, and wide bandwidth operation of more than 40 GHz and a responsivity of higher than 0.070 A/W over C-band were obtained in this receiver module.
