Calculated performance of terahertz quantum cascade lasers based on new material systems

Abstract(in English) Calculations for GaSb-based and InGaSb-based THz-QCLs are performed. The rate-equation calculations reveal that the intervalley scattering from the $Gamma$ to the L valleys degrades the performance of GaSb-based THz-QCLs at high temperatures. Use of In_xGa_1-xSb quantum wells is proposed to reduce the intervalley scattering. The calculations using the non-equilibrium Green's function method show that InGaSb-well-based THz-QCLs have larger gain than GaAs-based THz-QCLs at high temperatures.
