Liquid phase growth of GaSe crystal doped with amphoteric impurity Ge for highly efficient THz wave generation

Abstract(in English) We grow gallium selenide crystal for THz wave generator by TDM-CVP. Because GaSe crystal has high nonlinear optical constant, birefringence and wide transparency in the frequency range of excitation light and generated THz wave, GaSe crystal is expected to be highly efficient THz wave generator in difference frequency generation. In this study, we grow amphoteric impurity germanium doped GaSe crystal for reduction of free carrier absorption in the low THz frequency range. Hall effect measurement and high accuracy XRD measurement carried out in the grown crystal and influence on carrier concentration, mobility and lattice constant are considered.
