Abstract(in English) A tripler-based 300-GHz-band up-conversion mixer in 40-nm CMOS is experimentally characterized, whose operating frequency is above the unity-power gain frequency fmax. It is capable of sub-harmonically up-converting a digitally modulated 100-GHz IF signal to 300 GHz utilizing third-order nonlinearity, and is referred to as the cubic mixer. It has a common-source topology, and IF and LO share the same input port. The optimal ratio of IF power to LO power for linear up-conversion is identified. Measurement results are consistent with theoretical calculation. Its –3-dB bandwidth is from 275 GHz to 305 GHz and the output power is –24 dBm.
