Effect of buffer trap on low-frequency equivalent circuit parameters of GaN HEMTs

Abstract(in English) To examine the effect of the traps in the GaN HEMT, equivalent circuit parameters in the low-frequency was measured. Resistor and a capacitor in series and parallel is inserted between the source and drain (SD) as a small-signal equivalent circuit corresponding to the buffer. Resistance and capacitance value are extracted from the frequency dependence of the Y22 and Y12. Further, since the time constant derived from a series circuit smaller than the time constant of the parallel circuit, the components of the parallel circuit is considered to be responsive at low frequencies.
