Investigation on the High Efficiency Operation of Semiconductor Membrane Distributed-Reflector Laser

Abstract(in English) Recent progress of high-density and high-speed in LSI has been achieved based on the scaling law, while some problems such as signal delay or Joule heating have occurred in the global wiring at the upper layers of metal. The introduction of optical interconnects into the LSI has been proposed as one of attractive methods for overcoming these problems. In order to realize the optical interconnects, light sources with ultra-compact, ultra-low power consumption, and high efficiency operation are required. For this purpose, we have proposed III-V semiconductor membrane lasers for low power consumption and high efficiency operation. Membrane distributed-reflector (DR) lasers with low threshold operation have been demonstrated, which provide better unidirectional light output characteristics than those of membrane DFB lasers. This time, we investigated on the high efficiency operation of membrane DR lasers. A membrane DR laser with the DFB section length of 30 μm and the DBR section length of 100 μm has a threshold current of 0.42 mA, an external differential quantum efficiency at front waveguide of 19%, and an output power ratio from the front to the rear side of 9.5. Especially, the highest external differential quantum efficiency of 29% was obtained from the device with the DFB and DBR section lengths of 50 µm and 100 μm, respectively.
