Abstract(in English) We fabricated two-color VCSELs based on a semiconductor coupled cavity structure that have been proposed as novel terahertz emission devices. In the proposed device, one cavity is used as the active layer for two-color lasing in the near infrared region by current injection and the other one is used as the second-order nonlinear optical materials for difference frequency generation of the two-color fundamental laser light. We fabricated the coupled multilayer cavity structure with InGaAs quantum wells as optical gain materials by molecular beam epitaxy growth and wafer bonding. The fabricated device showed the threshold behavior by current injection at room temperature.
