Abstract(in English) Avalanche photodiodes fabricated by standard CMOS process (CMOS-APD) have features of high avalanche gain less than 10,V, wide bandwidth of more than 1,GHz, and easy integration with electronic circuits. In CMOS-APDs, guard-ring structure is introduced for high-speed operation by cancelling carriers photo-generated in the substrate, and the effect of the guard-ring depends on the wavelength. We describe here the wavelength dependence of the responsivity and the bandwidth of the CMOS-APDs with and without the guard-ring structure.
