Abstract(in English) Japan Aerospace Exploration Agency (JAXA) has developed a 20W class X-band Solid State Power Amplifier (SSPA) using gallium nitride (GaN) HEMT technology for high-speed direct data transmission. GaN HEMTs offer greater power density and low power consumption compared to previous generation devices such as GaAs. The non-linearity of its relationship between input and output signals causes BER performance degradation and increases spectrum re-growth. This paper shows that the BER and spectrum distortion simulation results correspond to measurement data within 1dB of Eb/No degradation, 1.19dB of power spectrum difference, respectively
