Abstract(in English) Data centers are introducing 100Gbps network systems because of data traffic increasing, and also require lower power consumption systems. We developed 25.8Gbps direct modulation DFB-LD with AlGaInAs MQW at 1.27~1.33 µm wavelength to meet above requirements. For lower power consumption, we reduced internal loss of laser cavity and optimized current blocking structure with Fe doped InP. The optical output power of 10 mW was achieved at bias current less than 60 mA from −5 ºC to 75 ºC. The DFB-LD also has high relaxation oscillation frequency and low parasitic capacitance thanks to these improvements. We obtained clear 25.8Gbps optical waveforms at above temperature range. The DFB-LD in this work will contribute to 100Gbps network systems with low power consumption for data centers.
