Abstract(in English) | Silicon (Si) photonics is a promising technology for compact, large-capacity optical transmitters and receivers. As a light source for the Si photonics, compound semiconductor laser diodes are currently used. Quantum-dot laser diodes (QD-LDs) are attractive light sources for the Si photonics because their light output characteristics are insensitive to temperature. However, coupling efficiency between QD-LDs and Si waveguides is relatively low because the spot size of QD-LDs is small. In this work, we have demonstrated narrow far-field patterns less than 23° by 1.3-μm QD-LDs integrated with a thickness tapered waveguide as a spot-size converter. |
