Abstract(in English) We present a unique configuration of high-speed avalanche photodiode (APD) for ensuring high linearity. The APD exhibits high linearity of electrical output against optical input by avoiding space charge effect caused by hole accumulation in absorption layer. The optical receiver made with the proposed APD achieved a bit error rate of 2.3 × 10-4 at a minimum receiver sensitivity of -17 dBm for 28Gbaud PAM4 (56Gbit/λ).
