Abstract(in English) III-V/Si hybrid integration with direct bonding is an attractive way to realize small and low power consumption electro-photonic convergence router. Because plasma activated bonding can have a tighter bonding strength at a lower heating temperature, in comparison with conventional bonding methods, realization of highly efficient hybrid laser is expected. This time, a GaInAsP/Si hyibrid laser with ring-resonator-type reflectors was demonstrated by using N2 plasma activated bonding. Lasing operation was confirmed and reflection spectra defined by the ring resonator were observed.
