High sensitivity THz Detection based on a Rectenna Graphene FET implemented with 3D Rectification Effect

Abstract(in English) In order to realize a super-smart society, next-generation high-speed, high-capacity wireless communication technologies beyond 5G are required. For this purpose, the search for electromagnetic resources in the THz-band is emerging. In this paper, we report a novel THz detector that operates at room temperature with high speed and high sensitivity, using a field-effect transistor (FET) with a graphene channel that has excellent electron transport properties. We propose a new THzwave detection mechanism in which the three-dimensional rectification effect discovered in compound high electron mobility transistors functions as a third detection principle in addition to the plasmonic and photothermoelectric effects.
