Abstract(in English) | Resonant tunneling diodes (RTDs) are considered promising as compact room-temperature terahertz (THz) light sources. Although a high output power is expected in a large-area RTD device, a thermal breakdown of RTDs due to high operation current was a significant challenge. To address this issue, we developed an RTD structure wherein the conductive layer beneath the RTD layer was changed from low thermal conductive n+-InGaAs to high thermal conductive n+-InP, which enabled operation without heat destruction even in a larger RTD area. However, an output power degradation occurred due to high electrical resistivity of n+-InP, etc. Therefore, we fabricated a THz oscillator with thickening in n+-InP layer and shortening electrode separation for reducing resistance and achieved a high-output oscillation of 1.13 mW at 0.66 THz. |
