[Invited Talk] Low-Noise Terahertz Wave Detection by Fermi-Level Managed Barrier Diode on SiC Platform

Abstract(in English) We developed novel THz-wave detectors fabricated on SiC platform implementing Fermi-level managed barrier (FMB) diodes for the heterodyne detection in 300-GHz band. The fabricated modules (fundamental mixer, subharmonic mixer, and balanced mixer) exhibited significantly improved NEPs from those for conventional configurations. The lowest NEP obtained was as low as 2e10^-19 W/Hz, which is the record value for the FMB diode mixers. These results clearly demonstrate the effectiveness of the SiC platform for the THz-wave detectors.
