Abstract(in English) | Membrane lasers on SiC provide the fastest direct modulation, but the SiC’s medium refractive index of 2.6 prevents the use of $SiO_x$-based spot-size converters (SSCs), leading to a high fiber-coupling loss. Here, we solve this by fabricating the SSCs on SiC, where a part of the SiC substrate is removed, embedded with $SiO_2$, and planarized. Meanwhile, the $SiO_2$ layer beneath the laser section is thinned to ~30 nm to keep the heat dissipation high. As a result, we obtain a 2.7-dB fiber-coupling loss, 7.3-dBm fiber-coupled output power, and 57-GHz bandwidth for a device with a 120-$mu$m active length. Furthermore, we achieve fiber-amplifier-free 2-km transmission of 100-GBaud PAM-4 signals. |
