Investigation of MIM structure with ZrN electrode as Resistive Random Access Memory

Abstract(in English) In the rapidly advancing information society, higher performance nonvolatile memories are demanded. In such a situation, Resistive Random Access Memory (ReRAM), which enables high density and large capacity, is attracting attention as an emerging memory. In this study, we investigated resistance switching of ReRAM with ZrN bottom electrode. As a result, according to I-V characterization of device, switching characteristics of below 3V are shown.
