Analysis of High-Speed Operation of Hybrid Modulation Semiconductor Lasers Using Coupled-Wave Equations

Abstract(in English) High-speed semiconductor lasers are being required to cope with the explosive increase of the traffic in data centers. To realize high-speed modulation using hybrid modulation semiconductor lasers, small and large signal response characteristics were verified by numerical analysis using coupled-wave equation. From the analysis it was confirmed that the laser shows bandwidth topping 100 GHz and the clear 100 Gbit/s NRZ eye pattern with extinction ratio more than 4 dB under dynamic single mode operation. It was also confirmed that a clear eye pattern with reduced pattern effect can be obtained by adding a time difference between the input signals to active and loss modulation sections.
