Optical characterization of c-plane Al0.83In0.17N/GaN lattice-matched heterostructures

Abstract(in English) Room-temperature (RT) time-resolved photoluminescence (PL) and spatially resolved cathodoluminescence (CL) measurements were carried out on approximately 300-nm-thick c-plane Al1-xInxN epilayers grown by metalorganic vapor phase epitaxy. The recorded PL lifetimes for the 3.7 eV emission band were about 70 ps, which were twice as long as those reported previously. The result indicates half concentration of nonradiative recombination centers. From the results of spatially resolved CL, nearly zero minority carrier diffusion length was revealed. As the PL decay curves were sufficiently fitted by the stretched exponential function, the origins of 3.7 eV emission band are assigned as extended states such as point defects, impurities, and their complexes, as well as localized states of uneven potential profile.
