AM-AM Behavior Model that Reproduces the Gain Increase Phenomenon of RF Power Amplifier

Abstract(in English) In 5G (5th Generation) mobile phone, QAM (quadrature amplitude modulation) which has high PAPR (peak to average power ratio) is applied. Therefore, PA (power amplifier) is required to achieve high linearity. Recently HBT (hetero bipolar transistor) is widely applied to PAs for mobile phone terminals. In the single-stage PA to which HBT is applied, the gain from the signal source to the base decreases as the output power increase. On the other hand, the gain from the base to the output increases as the output power increases. In a PA with HBT applied, the combined characteristics of two characteristics having the opposite characteristics to each other become the overall characteristics. An AM (amplitude modulation)-AM behavior model that can express both the increase and decrease of gain is useful for grasping the characteristics of such PA. The model reported so far has been well expressed for PA saturation, that is, a decrease in gain, but there was no expression of the increase in gain generated when the output power was increased. In this report, a model that can express the increase in gain using gaussian functions is proposed.
