Electrical properties of Zr/ZrO2/Pt stacked structure with/without thin CuOx film

Abstract(in English) In recent years, a Resistive Random Access Memory (RRAM) has been attracting attention as one of the most promising next generation non-volatile memories. In this study, we made two structures of, Zr/ZrO2/Pt and Zr/CuOx/ZrO2/Pt, as candidates to reduce the operating current, and their I-V characteristics were investigated. As a result, the CuOx/ZrO2 stacked structure showed a bipolar resistive switching.
