[Invited Talk] Waveguide Germanium Avalanche Photodiode with High Responsivity and Low Dependence on Polarization Capable of Receiving 1600nm Band Wavelength

Abstract(in English) We developed Ge-APDs having characteristics of low dependency on polarization and high responsivity at the wavelength of 1600nm by making their structure waveguide type, butt-coupled, and SAM. The GBP value is 369.1GHz at the reverse bias of 15.5V. We assembled these Ge-APDs and commercial TIAs on small light receiving modules and evaluated receiver characteristics at 10Gbps. At the results, we obtained the receiver sensitivity of -22.8dBm and -22.0dBm on the best and the worst polarizations, respectively. From the above, it is expected the optical receivers having low dependency on polarization suitable for next-generation optical access networks by applying waveguide Ge-APDs developed in this work.
