| 抄録(英) | The continuous wave laser lateral crystallization of amorphous-Si on quartz produces a {100}-oriented grain-boundary free Si thin film extending to 3000 micrometer long and 120-150 micrometer wide with a highly-uniform top-flat line beam at a low laser power near lateral growth threshold. A stable crystal growth of this film is realized so long as the laser scan continues with a 139 nm SiO2 cap thickness at a 3.3 W laser power and a 15 mm/s scan velocity. Stability of the crystal growth is studied by making an etched slit pattern in the cap as a disturbance on the way of the scan growing the {100}-oriented grain-boundary free crystal. The {100}-oriented grain-boundary free film continues up to the vicinity of the slit edge. After the slit, some grain boundaries are generated at the opposite slit edge, but these grain boundaries disappear as scan travels and the stable growth of the {100}-oriented grain-boundary free Si film continues again. |
