Theoretical analysis of rectification efficiency for the 28GHz band rectifier

(in English) In this report, fundamental limitation on rectification efficiency of the bridge rectifier is described. First, under the condition of conjugate matching, the matching loss is formulated with Q factors of the matching inductance and the junction capacitance of the bridge diode. Next, theoretical and simulated investigations are demonstrated for the 28 GHz band bridge rectifier with 0.1 um E-pHEMT gated anode diodes. The theoretical values by the derived formulas and the simulated values by the harmonic balance method are in good agreements. In described theory, the rectification efficiency is improved and the matching loss is increased with higher RF impedance. Thus, there is the optimal RF impedance for the efficiency. The optimal RF impedance is becoming higher with the higher-Q inductance for the impedance matching.
