Abstract (in Japanese) (See Japanese page)
(in English) In recent years, digital coherent optical transmission systems have been put to practical use, and Si modulators with a high extinction ratio are required for coherent system. In this study, we have study to reduce the extinction ratio and have developed a Si modulator with a high extinction ratio of more than 25 dB. The factors limiting the extinction ratio are the intensity absorption due to the carrier plasma effect and the inclusion of TM polarization components. A high extinction ratio of more than 40 dB was successfully achieved by introducing a thermo-optical MZI optical switch to compensate power imbalance due to carrier plasma effect and a polarizer.
