Progress on high output power THz QCLs developed by reducing horizontal parasitic current leakage

(in English) Terahertz quantum cascade lasers (THz QCLs) are a promising high output semiconductor based THz sources with narrow bandwidth and wide operation frequency. Here we are theoretically analyzed THz QCLs based on the non-equilibrium Green’s function (NEGF) method to reduce long-term horizontal current leakage through high energy levels by optimize the structures with variable Al composition at extraction barrier. Simulations reveal a parasitic carrier leakage channel from upper laser level via the high energy state to the next period. By tuning the energy shift of these high energy levels with Al1-xGaxAs barriers and wells. THz QCL reducing the carrier population at such parasitic high energy levels and experimentally achieve a peak power of 450 mW.
