2.5-10 GHz GaN MMIC HPA utilizing distributed amplifier with band-pass filter configuration

(in English) 2.5-10 GHz GaN MMIC HPA utilizing distributed amplifier with band-pass filter configuration and its design method are reported. Measured performance of the developed GaN MMIC HPA shows saturated output power of 44.3-47.3 dBm (27-54 W), power-added efficiency (PAE) of 24-42% over 2.5 to 10.0 GHz. This result demonstrates that the developed amplifier achieves the highest output power among MMIC amplifiers operated in a fractional bandwidth of greater than 100%.
