Large Scale Integrated circuits (LSI) have realized high performance according to the scaling rule. However, recent years, problems such as signal delay and increase of Joule heating have occurred in global wiring due to miniaturization accordance with the scaring rule. To solve those problems, on-chip optical interconnections that utilize photonic devices with extremely low power consumption and high-speed operation are strongly required. We have proposed membrane structure DFB and DR lasers which can obtain approximately 3 times higher modal gain than conventional semiconductor lasers, and reported their low threshold current operations. With aiming at low threshold current operation of the membrane DR laser, we focused on optical confinement and considered introduction of ridge structure. The result shows optical confinement of lateral direction can be improved by 15% compared with the conventional structure. In addition, in order to suppress spatial hole burning, which is a concern in membrane lasers with high κ, we studied the introduction of an ACPM grating, and theoretically showed that it was possible to alleviate electric field concentration and suppress spatial hole burning. |
