High-speed operation of a quantum cascade detector

(in English) We report a high-speed operation of a quantum cascade detector (QCD) which is a mid-infrared photodetector using intersubband transition of electrons. In QCDs, the electrons excited by intersubband absorption contributes for output photocurrent through the transport to neighboring quantum well via resonant tunneling effect and relaxation to lower energy levels via longitudinal optical phonon scattering. The transport process can be estimated to several tens picosecond, therefore QCD is expected to indicate a high-speed photoresponse. In this paper, we show a high-speed QCD with a cutoff frequency of ~5 GHz characterized through a heterodyne beat measurement using two distributed feedback quantum cascade lasers.
