In wireless power transmission systems, improvements on efficiency and power level of rectifiers are required for wider utilizations. In past, there have been many R&D activities on diode/FET rectifiers with several kinds of semiconductor devices as Si, GaAs and GaN. Rectification efficiency are constructed from losses due to semiconductor devices and circuits. However detailed analysis on loss factors is unclear. In this report, the simulated limitations of rectification efficiency on bridge rectifiers are described, Efficiency dependence on figure-of-merit of semiconductor devices, breakdown voltage Vbr and CR constant Cjo・Rs, is simulated with optimized semiconductor size antenna impedance and circuit parameters, without circuit loss. As results, it is clarified that semiconductor devices with higher Vbr makes higher efficiency due to smaller semiconductor device size and higher antenna impedance. |
