These days, wireless systems which can support the data rate of 100 Gb/s are being researched for the next generation of the 5th generation wireless systems (5G). Millimeter / THz waves are suitable for implementing such high-data-rate wireless systems due to their broad bandwidth. We have been researching 300 GHz high-speed wireless transceiver and its building blocks based on InP-HEMT technology. In this paper, we describe the 300 GHz 16 QAM wireless transceiver which consists of high-conversion-gain mixer using newly proposed high isolation architecture and high-output- power 300 GHz amplifier. Our transceiver has achieved the data rate of 100 Gb/s where the link distance was 2.2 meter. |
