Coherent phase modulation systems using small transceivers with low power consumption are expected to be used for the increasing capacity of Metro and DCI networks. A semiconductor modulator is promising for downsizing the transceiver, however, its insertion loss is relatively large requiring a high power coherent light source. In this paper, we develop an InP modulator monolithically integrated with the semiconductor optical amplifier (SOA). By optimizing the length of the SOA to realize the gain over 10 dB without phase signal distortion, we demonstrate +2.5 dBm modulation output power with +10 dBm input power under 32 Gbaud QPSK format. |
