We investigated GaN-based THz quantum cascade laser (THz-QCL) by utilizing self-consistent non-equilibrium Green’s function method (SC-NEGF) considering level broadening. Since severe level broadening by strong phonon-electron interaction is a major problem disturbing to obtain enough gain for lasing in GaN-based QCLs, we designed an example band structure which can circumvent the interference by the level broadening. The designed structure consists of double quantum well structure with AlGaN/GaN/AlGaN/GaN material system. Analysis results showed high average optical gain over 100 cm-1 at room temperature from 8.6 to 13.1 THz with the designed band structure. |
