We had developed composition-intermixing technique using ion implantation and rapid thermal annealing (QDI: Quantum Dots Intermixing) for photonic integrated circuit (PIC) devices with highly-stacked quantum dots(QD). Using this technique, we have fabricated PIC devices with a QD gain section and QDI waveguide / micro ring resonators (MMR) formed on it. Lasing and output power more than 20 mW were realized for the MMR integrated laser. We have also fabricated and characterized fabry-perot laser on QDI structure, and its monolithically integrated device with QD fabry-perot laser as an application of our QDI technique not only to passive devices but also to active devices. |
