In order to realize multi-functional III-V/SOI hybrid photonic integrated circuits, we fabricated a III-V/SOI hybrid semiconductor optical amplifier (SOA) with different Si waveguide width, resulting in the confirmation of amplification tendency. Prior to the fabrication of the hybrid SOA, the Si waveguide width dependences of optical confinement factor were calculated and it was confirmed that saturation tunability along varying Si waveguide width can be realized. Next, by using simulator for estimation of fabrication tolerance in the taper structure, it was found that not only the taper-tip width but also misalignment between Si waveguide and III-V islands caused degradation of coupling efficiency. Finally, III-V/SOI hybrid SOAs were fabricated, and an amplification of 12dB and a coupling efficiency between Si waveguide and hybrid SOA of 10dB/taper were obtained for the device with the Si waveguide width under the island of 4 µm and the active region length of 800 µm. |
