(in English) In order to realize over 400 Gbps coherent transmission systems, wide bandwidth and high responsivity operation of integrated photodetectors for 64 GBaud compact coherent receivers are required. By adopting low doped n-InP buffer layer ($N_{D} < 1×10^{17} cm^{-3}$), we demonstrated a wide 3 dB bandwidth of more than 46 GHz under high optical input power condition and a high responsivity of more than 0.130 A/W over the C-band in the InP-based photodetector monolithically integrated with the 90° hybrid through the butt-joint regrowth process. 64 GBaud compact coherent receivers were also realized by using this monolithically integrated photodetector, and wide bandwidth operation of more than 40 GHz and a responsivity of higher than 0.070 A/W over C-band were obtained in this receiver module.
