A measurement method of a digital sensor using ring oscillators to measure a temperature and a voltage of a VLSI was proposed. In order to reduce the influence of process variations on measurement accuracy, a calibration method that uses an initial measurement value of each sensor was adopted. However, as the CMOS technology grows, the influence for threshold voltage of a transistor increases, and a temperature dependence and a voltage dependence of the RO frequency may be reversed. Therefore, the conventional calibration method cannot well correspond with the RO characteristics and the influence of manufacturing variations in the ultra-fine CMOS technology. Then, this paper discusses a calibration method using two measurement values, and evaluates its effectiveness using SPICE simulation in 45 nm CMOS technology. In addition, the paper discusses an appropriate selection method of two values for the method, by evaluating an influence of the method on accuracy. |
