A 18.2 GHz Locking Range, 60 GHz Band Varactor-Tuned Injection Locked Frecuency Divider in 65 nm CMOS

(in English) Injection Locked Frequency Divider(ILFD) can be operated higher frequency than the static frequency divider, but the ILFD’s locking range of input reference frequency is narrower. To extend the input locking frequency range of ILFD, matching circuit for injection locking switch was introduced. It required IC chip area consumptive spiral inductors or transmission line. In this paper, we fabricated a 60 GHz band injection locked tunable dynamic frequency divider using varactor diodes with 400% variable capacity ratio. The fabricated CMOS RFIC performs the widest operational frequency range of 18.2 GHz (relative bandwidth of 34.5 %) at VDD = 1 V and the highest FoM(=24.7GHz/mW) at VDD = 0.5 V, so we realized the wide locking range ILFD. In addition, we realize the small size ILFD because IC core area of ILFD is 167um x 110um.
