We present an empirical, equivalent circuit model of a resonant tunneling diode (RTD) for operation in the terahertz frequency range. RTDs are negative differential resistance devices and show fundamental oscillation frequencies at room temperature well beyond 1 THz. The circuit model is used to analyze and optimize the RTD based oscillator circuit in order to maximize its output power. RTD based circuits are designed and manufactured and applied to short distance terahertz wireless communications. |
