Proposal of Multimode Interference-Type Electroabsorption Optical Modulator with High Extinction Ratio

(in English) An electroabsorption modulator with a 1×1 multimode interference waveguide (MMI-EAM) is proposed. A partial EA region is asymmetrically placed in the MMI. In a multiple quantum well core layer of the region, the electrorefractive (ER) index change is also exhibited in addition to the EA effect, which leads to the change in the position of an imaging point at the output port of the MMI waveguide. Owing to the combination of the EA effect and ER index change, the extinction ratio is expected to be drastically improved compared with a conventional EAM with almost the same area of the EA region. The optimization of the MMI-EAM structure is discussed and its modulation characteristics are investigated theoretically using a beam propagation method (BPM). The results show that the improvement in extinction ratio of more than 25 dB can be expected in the MMI-EAM with the length of 152 microns and the width of 6 microns.
