For improvement of efficiencies of quantum well solar cells and quantum-cascade lasers, it is necessary that carriers transport through minibands without recombination. In this study, we evaluated a formation of miniband and its carrier transport in a superlattice inserted flat-band structure sample by using photoreflectance (PR) and photoluminescence (PL) spectroscopy. It was found that the miniband widths increased and the PL signal intensity decreased with increasing barrier thickness. Therefore, a miniband formation was clearly confirmed. Moreover, it was suggested that the miniband formation enhanced a carrier transport characteristic. |
