Lateral Carrier and Light Confinement for VCSEL Using Quantum Well Intermixing

(in English) Vertical cavity surface emitting laser (VCSEL) is advantageous such as 2D array, low power consumption, high productivity, and has been put into practical use. It is considered that VCSEL will be used as a light source of next era photonic systems such as optical wireless power transmission. For use in these applications, high performance VCSEL is required. In this study, we investigated carrier and light confinement technologies of VCSELs using the quantum well intermixing (QWI). The QWI based on introduction of defects by proton implantation and rapid thermal annealing was characterized, and bandgap energy shift and crystalline characteristics were clarified. We fabricated a QWI-VCSEL whose active layer was intermixed for carrier confinement. In addition, refractive index change using the QWI was analyzed numerically. Relatively large refractive index change of -0.03 (~1%) was expected. The result will be applicable as a new technique of light confinement for VCSEL.
