Resistive RAM (ReRAM) is considered as candidates for batteryless IoT local device because of the low voltage and low power program operation compared with the conventional NAND flash memory. In this paper, 0.6V operation ReRAM program voltage generator with the 2µA to 8µA adaptive comparator current (ICMP) is proposed to achieve low ReRAM program voltage ripple (VRIPPLE) and high energy efficiency, simultaneously. In detail, for one ReRAM cell program, the proposed program voltage generator reduces VRIPPLE by 26% compared with the conventional program voltage generator with fixed 2µA small ICMP. For 16 ReRAM cells program, the proposed program voltage generator improves 8.9% energy efficiency compared with the conventional program voltage generator with fixed 8µA large ICMP. |
