(in English) First-ever 28nm embedded SG-MONOS flash macros are presented to realize aggressive device scaling with improved reliability and performance as demanded strongly in automotive uses. A temperature-adjusted word-line overdrive, an adaptive step pulse erase control, a negative back-bias cell array for programming, and a spread spectrum clock generator achieve the world’s best performance of 200MHz random read and 2MB/s write throughput at Tj=170°C with sufficient TDDB lifetime and less RF noise.
