[Special Talk] Ultra-Low Phase Noise Frequency Synthesizer for up to 28Gbps 60GHz Wireless Transceivers

(in English) Phase noise of the synthesizer used in transceivers has a significant impact on the achievable performance. At 60GHz, phase noise has limited the achievable performance to be less than 4Gbps. In this work, a 60GHz quadrature PLL frequency synthesizer for IEEE802.15.3c with wide tuning range and low phase noise is introduced. The synthesizer is constructed using a 20GHz PLL that is coupled with a Quadrature Injection Locked Oscillator (QILO) as a frequency tripler to generate the 60GHz signal. The 20GHz PLL generates a signal with a phase noise that is lower than -105dBc/Hz using tail feedback to improve the phase noise while having a 17% tuning range. The 60GHz QILO uses a combination of parallel and tail injection to enhance the locking range by improving the QILO injection efficiency at the moment of injection and has a 12% tuning range. Both the 20GHz PLL and the QILO were fabricated using a 65nm CMOS process and measurement results show a phase noise that is less than -95dBc/Hz@1MHz at 60GHz while consuming 80mW from a 1.2V supply. The synthesizer is used in a 60GHz transceiver and a data rate of 28Gbps is achieved using 16QAM modulation.The phase noise at 60GHz is mostly limited by the quality factor of the on-chip CMOS varactor. Its quality factor drops below 10 in comparison to above 30 at few gigahertzes. This limits the achievable performance to be insufficient for higher than QPSK modulation scheme thus limiting data rate to 3.5Gbps. In this work, an ultra-low phase noise frequency synthesizer capable of up to 28Gbps and 64QAM wireless data rate transmission is presented. The synthesizer uses a 20GHz PLL with a frequency Tripler to achieve better than -95dBc/Hz@1MHz phase noise performance while covering the entire band. It has similar power consumption to other state-of-the-art work while having a 20dB improvement in phase noise. The synthesizer is included in a 60GHz transceiver and a maximum data rate of 28Gbps is achieved. Such a data rate will wirelessly transfer Blu-ray disc content in less than 8 seconds.
