(in English) Thermal emitters are used over a wide variety of frequencies in various applications. However, they suffer from low power utilization efficiency due to their broadband emission spectra, and also suffer from slow response speed because the emission intensity is determined by the emitters’ temperature, which is difficult to modulate fast. In this report, we demonstrate dynamic control of narrowband thermal emission, combining an intersubband transition (ISB-T) in multiple quantum wells (MQWs) with optical resonances in a two-dimensional photonic crystal (PC) slab. The fabricated thermal emitter exhibits a narrowband thermal emission peak with a quality factor of 70 in the mid-infrared range ( $lambda$=9.2 µm). Moreover, by applying an external bias to the device and changing the electron density in the quantum wells, we realize high-speed control of the thermal emission intensity at a modulation frequency of around 1 MHz, which is four orders of magnitude faster than that of conventional devices.
